ln this work we developed an InP synthesis system where we apply the SSD (Synthesis, Solute Diffusion) solution growth method starting from elementa1 Indium and Phosphorus.With this system we obtained InP bulks with 125g and 3,7cm diameter.Changes in the process were performed during the work to optimize the electrical and optical qualities of the crystal.W e also investigated the use of glassy-carbon instead of Quartz as an alternative crucible material due to its mechanical and chemical properties which seem suitable for crystal growth.The electrical characterization of samples grown using Quartz crucibles showed carrier concentration in the range of 1,2 to 3,5x 1 O 15 cm•3, with mobilities from 38100 to 45900cm 2 Ns.These results are among the best reported in literature, indicating that that our system is well adapted to InP synthesis with the SSD method.v SUMÁRIO 1 -INTRODUÇÃO TEÓRICA 1.1 -Principios Físicos da Solidificação e Crescimento de Cristais • •• •• •• • •• •• ...... • •• • 1.1.1
